Main scientific achievements 

The structure and energy spectrum of selenium different modifications, transfer mechanism phenomena of different stationary and non-stationary electron processes are established; the influence of external factors on physical properties of amorphous crystalline and liquid selenium is investigated; The kinetic and optical properties and structure transformations in wide series of semiconductor materials: AIIIBV, AIIIBVI, AIVBVI metal chalocogenides are investigated and new galvanomagnetic, thermo-magnetic and tensometric transformers are produced.

The class of crystalline sold states with giant by photo-thermo-deformation effect is revealed. The actuator controlled by light impulses of small amplitude and transforming the light energy into mechanical linear motions on distances up to nanometer, is developed. The new technology of nanoobject obtaining on thin film surface is proposed, the nanodimensional diffraction lattice for creation of generator and detector of spin waves of terahertz range is obtained by this technology.

The electron energy dependence of easy and hard holes in spherical quantum measures of semiconductors and semimetals AIIIBVI and AIIBVI on quantum point dimension is established. The obtaining technology of ChGS crystallized-stable samples of Se-As system with improved photoelectric parameters is developed. The memory effects in layered ferroelectric-semiconductor TlInS2 are studied. The investigations on physics, technology and technique of high-ohmic and wide-band chalcogenide semiconductors CaGa2S4, CdGa2S4, ZnGa2S4 show their availability for creation of light sources, radiation detectors, nonlinear-optic transformers, electrophotographical layers.

The new semiconductor materials with layered structure are obtained; their electron and phonon spectra are defined; the stimulated radiations, electron-hole liquid, Hall coefficient quantization in them are revealed.

The new thermo-emission galvanomagnetic effects are revealed; the physical bases of radiation-resistant photodetectors with thermo-electric cooler on spectrum region 0,45-14m are established. The high-effective thermo- and magneto-thermo-electric materials are grown up and coolers on their base are produced. The new plasma-optic system for ion field emission and new nondestructive method of total diagnostics of optoelectronic device are created. Their pilot models are produced and tested.

The new high-temperature superconductors are obtained.

New high-efficient functional materials of electronic engineering were developed and their thin and epitaxial layers were obtained.

The mini batteries and high-sensitive detectors of humidity, hydrogen and carbon monoxide are created on the base of metal-porous silicon structures. At covering of two-layered ZnS+Nd2O3 on silicon surface of sun elements (SE) the photo-current increases on 60% and coefficient of efficiency (ŋ) increases up to 15%.

The acoustooptical panoramic detector, acoustooptical matched filter and acoustic delay lines are developed.

The work complex on revealing of cumulative overvoltage growth appearing in nonlinear high-voltage electric networks is carried out.

The dielectric materials with high electrophysical characteristics by the way of use of electrical actions on them are obtained. The acoustic, optoacoustic, photoelectric, and acoustoelectron transformers are developed on the base of piezoelectric, photoresistive, photovoltaic and electroluminescent composites.

The spin quantum numbers, spatial and charge parity of Higgs boson are defined in ATLAS experiments of Big Hadron Collider. From joint analysis of Higgs boson decay channels the correspondence of obtained values of quantum numbers to Standard Model forecasts is shown and alternative values of these quantum numbers are excluded with 99,8% confidence level.
